The carbon vacancy is a dominant defect in 4H-SiC, and the "EI5" electron-paramagnetic-resonance (EPR) spectrum originates from positively charged carbon vacancies (VC+) at quasicubic sites. The observed state for EI5, however, has been attributed to a motional-averaged state with the C3v symmetry, and its true atomic structure has not been revealed so far. We here report low temperature (<40 K) EPR measurements on EI5 and show that this center has a C1h-symmetric structure due to Jahn-Teller distortion. We also performed ab inito calculations of the hyperfine tensors for EI5, and obtained a good agreement between experiment and theory in not only their principal values but also their principal axis directions. A good agreement was also demonstrated for the EI6 center (hexagonal-site VC+) in this paper. The transition from EI5(C1h) to EI5(C3v) was found to be thermally activated and its activation energy was measured as 0.014 eV.

Carbon vacancies (VC) are typical intrinsic defects in silicon carbides (SiC) and so far have been observed only in the form of positively charged states in p-type or semi-insulating SiC. Here, we present electron-paramagnetic-resonance (EPR) and photoinduced EPR (photo-EPR) observations of their negatively charged state (V<sub>C</sub><sup>-</sup>) in n-type 4H-SiC. This EPR center (called HEI1) is characterized by an electron spin of 1/2 in a Si-Si antibonding state of VC. First-principles calculations confirm that the HEI1 center arises from V<sub>C</sub><sup>-</sup> at hexagonal sites. The HEI1 spectrum shows a transition between C1h and C3v symmetries due to a fast reorientation effect reflected in the nature of this defect. The photo-EPR data suggest that V<sub>C</sub><sup>2-</sup> is the dominant form of VC when the Fermi level lies 1.1 eV below the conduction band.

The EI5 and EI6 centers are typical intrinsic defects in radiation-damaged and semi-insulating 4H-SiC. So far, their origins have been assigned to positively charged carbon vacancies (VC+) and silicon antisites (SiC+), respectively. However, our complete set of 29Si hyperfine (HF) data clearly reveals that both the centers should originate from VC+ but their locations are different, i.e., quasicubic sites for EI5 and hexagonal sites for EI6, as recently predicted by the first-principle calculation [M. Bockstedte et al., Phys. Rev. B 67, 193102 (2003)]. The two types of VC+ centers showed remarkable differences in their atomic structures as well as in the temperature dependence of HF interactions, which are closely related to the nature of the two sites.

We extend the study of the light hadron spectrum and the quark mass in two-flavor QCD to smaller sea quark mass, corresponding to mPS/mV=0.60–0.35. Numerical simulations are carried out using the RG-improved gauge action and the meanfield-improved clover quark action at beta=1.8 (a=0.2 fm from rho meson mass). We observe that the light hadron spectrum for small sea quark mass does not follow the expectation from chiral extrapolations with quadratic functions made from the region of mPS/mV=0.80–0.55. Whereas fits with either polynomial or continuum chiral perturbation theory (ChPT) fail, the Wilson ChPT (WChPT) that includes a2 effects associated with explicit chiral symmetry breaking successfully fits the whole data: In particular, WChPT correctly predicts the light quark mass spectrum from simulations for medium heavy quark mass, such as mPS/mV>~0.5. Reanalyzing the previous data with the use of WChPT, we find the mean up and down quark mass being smaller than the previous result from quadratic chiral extrapolation by approximately 10%, mudMS-bar(µ=2 GeV)=3.11(17) [MeV] in the continuum limit.

We report on our study of two-flavor full QCD on anisotropic lattices using O(a)-improved Wilson quarks coupled with a renormalization-group-improved glue. The bare gauge and quark anisotropies corresponding to the renormalized anisotropy ξ=as/at=2 are determined as functions of β and κ, which cover the region of spatial lattice spacings as≈0.28–0.16 fm and mPS/mV≈0.6–0.9. The calibrations of the bare anisotropies are performed with the Wilson loop and the meson dispersion relation at four lattice cutoffs and 5–6 quark masses. Using the calibration results we calculate the meson mass spectrum and the Sommer scale r0. We confirm that the values of r0 calculated for the calibration using pseudoscalar and vector meson energy momentum dispersion relations coincide in the continuum limit within errors. This work serves to lay the groundwork for studies of heavy quark systems and the thermodynamics of QCD including the extraction of the equation of state in the continuum limit using Wilson-type quark actions.

We present results for the mass of the η′ meson in the continuum limit for two-flavor lattice QCD, calculated on the CP-PACS computer, using a renormalization-group-improved gauge action, and the Sheikoleslami-Wohlert fermion action with a tadpole-improved csw. The correlation functions are measured at three values of the coupling β corresponding to the lattice spacing a≈0.22, 0.16, 0.11 fm and for four values of the quark mass parameter κ corresponding to mπ/mρ≈0.8, 0.75, 0.7, 0.6. For each (β, κ) pair, 400–800 gauge configurations are used. The two-loop diagrams are evaluated using a noisy source method. We calculate η′ propagators using both smeared and local sources, and find that excited state contaminations are much reduced by smearing. A full analysis for the smeared propagators gives mη′=0.960(87)-0.248+0.036 GeV in the continuum limit, where the second error represents the systematic uncertainty coming from varying the functional form for chiral and continuum extrapolations.

The metastability of vacancies was theoretically predicted for several compound semiconductors alongside their transformation into the antisite-vacancy pair counterpart; however, no experiment to date has unambiguously confirmed the existence of antisite-vacancy pairs. Using electron paramagnetic resonance and first principles calculations we identify the SI5 center as the carbon antisite-vacancy pair in the negative charge state (CSiV<sub>C</sub><sup>-</sup>) in 4H-SiC. We suggest that this defect is a strong carrier-compensating center in n-type or high-purity semi-insulating SiC.

Dissociation temperatures of J/ψ, ψ' and χc states play key roles in the sequential J/ψ suppression scenario for high-energy heavy-ion collisions. We report on a study of charmonium dissociation temperatures in quenched lattice QCD. On anisotropic lattices, we first subtract the effects of the constant mode in finite temperature meson correlators, which have led to unphysical results in previous studies. We then extract ground and first exited state masses by diagonalizing correlation functions among different source and sink operators. To distinguish bound states from scattering states, we first compare the charmonium mass spectra under different spatial boundary conditions, and examine the shape and the volume dependence of their Bethe–Salpeter wavefunctions. From these studies, we found, so far, no sign of scattering states up to about 2.3Tc.

Dissociation of charmonia in hot QCD is studied on a quenched anisotropic lattice using standard plaquette gauge action and O(a) improved Wilson fermion action. Simulations are carried out at temperatures in the range 0.88 TC to 2.3 TC. We calculate effective masses and Bethe–Salpeter wavefunctions for the ground state (1S, 1P) and some excited states (2S, 2P) with variational analysis. To distinguish between bound states and scattering states, we apply two methods: first, we compare effective masses for charmonium correlation functions under different spatial boundary conditions. Because the scattering states are sensitive to the boundary conditions, finite volume effects are expected when a charmonium dissociates. Second, we study if the wavefunctions show a sign of scattering states which will be characterized by a broad wavefunction. We find no clear evidence of dissociation for the charmonium states up to 2.3 TC so far.

An electron paramagnetic resonance (EPR) study on fluorine-vacancy defects (FnVm) in fluorine-implanted silicon is demonstrated. Fluorine implantation is an important technology for Si microdevices and EPR measurements showed that this process created a variety of FnVm defects of different sizes (V2, V4, and V5). In FnVm, a Si–F bond exhibited a different chemical nature compared to a Si–H bond in hydrogen-vacancy complexes. The most primitive defect was FV2 (F0 center) and the final types were FnV5 (F1 center) and FnV2 (F2 center) which increased in annealing processes as low temperature as 200 °C.

The variable retention time phenomenon has recently been highlighted as an important issue in dynamic random access memory (DRAM) technology. Based on electrically detected magnetic resonance and simulation studies, we suggest that a single Si vacancy-oxygen complex defect is responsible for this phenomenon, when the defect is embedded in the near surface drain-gate boundary of a DRAM cell.
